Overview
Underfill adhesive is a specialized polymer used in semiconductor packaging to mechanically reinforce flip-chip and ball grid array (BGA) assemblies. By filling gaps between the chip and substrate, it redistributes thermal and mechanical stresses, preventing solder joint fatigue. Primarily epoxy or acrylic-based, these adhesives cure via heat or UV light. Their formulation balances viscosity for capillary flow and post-cure properties like coefficient of thermal expansion (CTE) to match silicon and PCB materials.
Physical and Chemical Properties
Underfills exhibit low initial viscosity (typically 1,000–10,000 cP) to enable capillary action during dispensing. Post-cure, they achieve high glass transition temperatures (Tg > 100°C) and CTEs below 30 ppm/°C to align with silicon chips. Key additives include silica fillers for CTE control and toughening agents for fracture resistance. Uncured adhesives may contain solvents requiring ventilation, while cured forms are chemically inert and insoluble.

The primary use is in consumer electronics (e.g., smartphones, GPUs) for flip-chip-on-board (FCOB) and BGA packages. Automotive and aerospace applications demand underfills with higher thermal stability (>150°C). Advanced variants include no-flow underfills for simplified processes and fast-cure formulations compatible with high-volume production lines. Edge-bonding underfills are emerging for large-die applications.
Safety and Storage
Uncured underfills often contain sensitizing agents like epoxy resins. Handling requires nitrile gloves and eye protection. VOC emissions during curing may necessitate local exhaust ventilation. Storage life is typically 6–12 months at 5–25°C in sealed containers. Freezing must be avoided to prevent component separation. Shelf-life-extended versions are available for low-usage scenarios.
