Overview
Silicon epitaxy is a vapor-phase deposition process that grows single-crystal silicon layers on silicon wafer substrates with identical crystal orientation. This technique enables precise control over layer thickness (from nanometers to micrometers) and dopant concentration, making it indispensable for modern semiconductor manufacturing. The process typically uses chemical vapor deposition (CVD) with silane or dichlorosilane precursors at 800-1200°C. Epitaxial layers eliminate substrate defects and allow independent optimization of surface properties, forming the foundation for CMOS transistors, power devices, and advanced MEMS sensors.
Physical and Chemical Properties
Epitaxial silicon maintains the diamond cubic crystal structure of bulk silicon but with significantly lower defect densities (<100 defects/cm²).
